ASIC Packaging Technology Engineer - Asia


Job Description:

  • Responsible for technical and operational support on packaging / assembly related production activities for packaging assembly facilities in Asia, with special emphasis on monitoring assembly process, yields and associated mitigation steps as needed on a timely fashion for complex Asic devices.
  • Interface with packaging suppliers and subcons on line stop and line alert due to packaging related issues.
  • Work as technical liaison for the central Component Engineering team to be the first Cisco technical person on site at supplier assembly facilities for line stop issues, and to be the resident on site for coordinating root cause failure analysis, problem focused line audit, and driving closure on corrective actions.
  • Responsible for interfacing with key packaging assembly subcons for internal designs with turnkey partners on packaging assembly process improvement and on-going reliability assurance/testing.
  • Work with central Component Engineering Packaging team as regional technical focal person to drive failure analysis and corrective action at the assembly subcons on packaging related failures during card level assembly at Cisco CMs and for field returns.

Skills Required:

  • Extensive knowledge of high performance ASIC packaging and MCM technology including flip chip on organic, high CTE ceramic substrates, etc.
  • Extensive experience on managing assembly subcons to address packaging related production issues.
  • Must also have in-depth working / hands on understanding of Wire bond, Flip chip, 2.5D and newer package options assembly processes such as Fan-in and Fan-out for large Asics and critical process parameters.
  • Must have knowledge on packaging qualification and reliability assessment.
  • Demonstrated excellent written and verbal communication skills and proven ability to work in a cross functional team-based environment is mandatory.


Typically requires Master degree in Mechanical Eng, or Chemical Eng. Or Materials Science plus 5 - 7 years of relevant packaging technology, assembly and manufacturing experience.
